Wolfspeed Inc. (NYSE: WOLF) has begun commercial availability of a premium 200 mm n-type silicon carbide substrate, targeting higher-yield manufacturing as power semiconductor designs move toward higher voltages and larger die sizes.
Higher-Quality Starting Material
Wolfspeed said the new substrate is designed to reduce variability at the material stage through lower defect density, fewer micropipes and greater wafer-shape stability. The company expects these characteristics to give silicon carbide device manufacturers a more predictable starting point and improve yields without requiring changes to their existing epitaxy processes.
Silicon carbide is increasingly used in power semiconductors for electric vehicles, renewable energy systems, industrial equipment and other high-voltage applications. As device manufacturers move toward larger die sizes and higher operating voltages, consistency in the underlying wafer material has become increasingly important.
Fewer Defects, Greater Consistency
The Premium 200 mm n-type SiC substrate has fewer than 0.01 micropipes per square centimeter, or fewer than three micropipes per wafer, according to Wolfspeed. The company said the measurement was validated using X-ray topography and an industry-standard methodology.
The substrate also features low threading screw dislocation levels and improved wafer-shape and lot-to-lot consistency. Wolfspeed said the combination is intended to support more consistent epitaxial performance within customers’ existing manufacturing processes.

Manufacturing Scale
“Wolfspeed leads in advancing silicon carbide materials technology, and this latest addition to our 200 mm portfolio reflects our expertise behind those efforts,” said Cengiz Balkas, executive vice president of Wolfspeed’s Materials Business Unit.
The company said higher-quality starting material can improve yield per production lot and manufacturing economics while reducing qualification delays associated with material variability. Wolfspeed also said the product is backed by dedicated capacity and a roadmap for further portfolio expansion.
Its 200 mm manufacturing operations have been in continuous production since 2022. The company said more than four years of process refinement and yield improvement have helped establish a mature production base for its 200 mm SiC materials.
Wolfspeed said it can add capacity as market demand grows through its established large-scale silicon carbide manufacturing facility. The Premium 200 mm n-type SiC substrate is available to customers now.
